【摘要】:Thenondestructivewire-bondpulltestprovidesascreenforevaluatingwire-bondqualityandiscapableofdetectingweakornonadherentbonds.Thetestisnotdestructivetoacceptablewirebonds.Thispracticeprovidesaprocedureforidentifyingabondingsituationthatrequirescorrectiveaction.Thepurposeofthispracticeistoidentifywirebondsthatmayfailduringsubsequentscreeningproceduresorfieldoperation.Theprocedureistobeappliedafterbondingandbeforeanyfurthertreatment.1.1Thispracticecoversnondestructivetestingofindividualwirebondsmadebyeitherultrasonic,thermalcompressionorthermosonictechniques.Thetestisdestructivetononacceptablewirebondsbutisdesignedtoavoiddamagetoacceptablewirebonds.Note1Commonusageatthepresenttimeconsiderstheterm"wirebond"toincludetheentireinterconnection:bothweldsandtheinterveningwirespan.1.2Thepracticecoverswirebondsmadewithsmall-diameter(from0.0007to0.003-in.(18to76-m))wireofthetypeusedinintegratedcircuitsandhybridmicrocircuits.1.3Thispracticecanbeusedonlywhentheloopheightofthewirebondislargeenoughtoallowasuitablehookforpullingtobeplacedunderthewire.1.4Whiletheprocedureisapplicabletowireofanycompositionandmetallurgicalstate,criteriaaregivenonlyforgoldandaluminumwire.1.5Adestructivepulltestisusedonwirebondsofthesametypeandgeometrytoprovidethebasisforthedeterminationofthenondestructivepullingforcetobeusedinthispractice.Thismayonlybeusedifthesamplestandarddeviation,s,ofthepullingforcesrequiredtodestroyatleast25ofthesamewirebondstestedbythedestructivepull-testmethodislessthanorequalto0.25ofthesampleaverage,x.Ifs>0.25x,thispracticemaynotbeused.Note2Ifs>0.25x,someaspectofthebondingprocessisoutofcontrol.Followingcorrectiveaction,thedestructivepull-testmeasurementsshouldberepeatedtodetermineifthes0.25xcriterionismet.1.6Thenondestructivewire-bondpulltestistobeperformedbeforeanyothertreatmentorscreeningfollowingbondingandatthesamepointinprocessingastheaccompanyingdestructivetest.Preferably,thisisdoneimmediatelyafterbonding.1.7Theproceduredoesnotensureagainstwire-bondfailuremodesinducedafterthetesthasbeenperformed.1.8Thevaluesstatedininch-poundunitsaretoberegardedasthestandard.Thevaluesgiveninparenthesesareforinformationonly.Thisstandarddoesnotpurporttoaddressallofthesafetyconcerns,ifany,associatedwithitsuse.Itistheresponsibilityoftheuserofthisstandardtoestablishappropriatesafetyandhealthpracticesanddeterminetheapplicabilityofregulatorylimitationspriortouse.
